Ceramic (Alumina)

Description:

A ceramic material composed of aluminum oxide in typical concentrations of 96 - 99.6%.  Hardness increases as a function of aluminum oxide concentration. Has a high level of electrical and thermal resistance, high mechanical strength, good electric features and low dielectric losses at high frequencies.  Typical thicknesses are 0.1 to 5.0 mm.

Saw:

Automatic (7120 series) or fully auotomatic (7220 series) dicing systems enhanced process control tools with very high automation level, large blade capabilities up to 5" for best Cost of ownership, automatic height compensation for higher throughput.

Blade:

  • 2", 3" and 4” Resin blades "K", "R" and "C"  matrixes 
  • Diamond grit size: 45 - 88 microns
  • Thickness: .006” - .012”

Process Parameters:

  • Feed rate: 4 - 20 mm/sec
  • Spindle speed: 2" and 3" : 20 - 30 krpm
                             4" : 10 - 16  krpm
